L\u2019objectif final est la r\u00e9alisation d\u2019amplificateurs de puissance en bandes THz et sub-THz, compatibles avec les lignes CMOS\/BiCMOS tout en pr\u00e9servant la qualit\u00e9 des mat\u00e9riaux III-V.<\/p>\n<p>Les DHBTs d\u00e9velopp\u00e9s visent une tenue en tension de 4\u20135 V et une fr\u00e9quence maximale fMAX sup\u00e9rieure \u00e0 600 GHz, en vue d\u2019une industrialisation \u00e0 l\u2019horizon 2040.<\/p>\n<p>Cinq approches technologiques sont \u00e9tudi\u00e9es :<\/p>\n<ol start=\"1\" data-spread=\"false\">\n<li>DHBT standard sur InP (r\u00e9f\u00e9rence)<\/li>\n<li>Report Au-Au sur silicium (excellente dissipation thermique)<\/li>\n<li>Report Al-Al pleine plaque (compatible industrie)<\/li>\n<li>Report motif Al\/HSQ (compromis CMOS et thermique)<\/li>\n<li>Technologie InPoSi (collage mol\u00e9culaire InP\/Si et reprise de croissance)<\/li>\n<\/ol>\n<p>L\u2019analyse compare ces approches en performances \u00e9lectriques et gestion thermique. Le param\u00e8tre cl\u00e9 \u00e9tudi\u00e9 est la r\u00e9sistance thermique (RTH). Les r\u00e9sultats montrent que l\u2019approche par report m\u00e9tal\/m\u00e9tal permet une r\u00e9duction de plus de 50 % de la RTH (\u22481200 K\/W), conduisant \u00e0 une puissance de sortie environ 3 fois sup\u00e9rieure \u00e0 l\u2019\u00e9tat de l\u2019art \u00e0 94 GHz (~28 mW\/\u00b5m\u00b2).<\/p>\n<p>Ces travaux permettent d\u2019identifier les architectures les plus prometteuses pour le d\u00e9veloppement futur d\u2019amplificateurs de puissance millim\u00e9triques int\u00e9gr\u00e9s sur silicium.<\/p>\n<h5><span style=\"color: #993300;\">Abstract\u00a0<\/span><\/h5>\n<p>This thesis forms part of an initial collaboration between STMicroelectronics and the IEMN focusing on III-V technologies, with the aim of eventually combining III-V transistors with silicon technologies to meet the needs of future telecommunications systems.<\/p>\n<p>The work focuses on the integration of THz devices made from III-V materials onto silicon substrates, by developing techniques for transferring the active layer of double heterojunction bipolar transistors (DHBTs) with lattice-matched InP to high-resistivity silicon substrates. The ultimate goal is to produce power amplifiers in the THz and sub-THz bands that are compatible with CMOS\/BiCMOS lines whilst preserving the quality of III-V materials.<\/p>\n<p>The DHBTs under development are designed for a breakdown voltage of 4\u20135 V and a maximum frequency fMAX exceeding 600 GHz, with a view to industrialisation by 2040.<\/p>\n<p>Five technological approaches are being investigated:<\/p>\n<p>Standard DHBT on InP (reference)<\/p>\n<p>Au-Au interconnect on silicon (excellent thermal dissipation)<\/p>\n<p>Full-plate Al-Al interconnect (industry-compatible)<\/p>\n<p>Al\/HSQ patterned interconnect (CMOS and thermal compromise)<\/p>\n<p>InPoSi technology (InP\/Si molecular bonding and regrowth)<\/p>\n<p>The analysis compares these approaches in terms of electrical performance and thermal management. The key parameter studied is thermal resistance (RTH).
