PRADA<\/li>\n<\/ul>\n<h5>Summary:<\/h5>\n<p>Le concept des r\u00e9sonateurs hybrides SAW\/BAW (HSB) a \u00e9t\u00e9 introduit en 2013. Il se base sur un arrangement p\u00e9riodique de transducteurs pi\u00e9zo\u00e9lectriques sur un substrat, combinant les avantages des dispositifs \u00e0 ondes de volume et des dispositifs \u00e0 ondes de surface. Une \u00e9tude initiale portant sur l\u2019AlN a permis d\u2019optimiser deux modes de r\u00e9sonance atteignant respectivement des coefficients de couplage \u00e9lectrom\u00e9canique de 1% et 1,8% \u00e0 envi-ron 1 GHz et 2,4 GHz. Ces r\u00e9sultats ont \u00e9t\u00e9 confirm\u00e9s par deux cycles de fabrication, mettant en \u00e9vidence des facteurs de qualit\u00e9 \u00e9lev\u00e9s, allant jusqu\u2019\u00e0 3700 \u00e0 la r\u00e9sonance et 3300 \u00e0 l\u2019antir\u00e9sonance pour le premier mode \u00e0 600 MHz, et jusqu\u2019\u00e0 1900 \u00e0 la r\u00e9sonance et 1700 \u00e0 l\u2019antir\u00e9sonance pour le second mode \u00e0 2,8 GHz. Afin d\u2019am\u00e9liorer ces coefficients de couplage \u00e9lectrom\u00e9canique, nous avons \u00e9valu\u00e9 l\u2019utilisation de mat\u00e9riaux pi\u00e9zo\u00e9lectriques tels que le AlScN et le niobate de lithium (LNO). Une \u00e9tude th\u00e9orique a \u00e9t\u00e9 r\u00e9alis\u00e9e, montrant la possibilit\u00e9 d\u2019atteindre un coefficient de couplage \u00e9lectrom\u00e9canique de 38% \u00e0 500 MHz et de 28% \u00e0 1,8 GHz pour le LNO. De nouveaux proc\u00e9d\u00e9s de fabrication sont introduits, et des r\u00e9sultats pr\u00e9liminaires sont pr\u00e9sent\u00e9s. Enfin, nous avons mis en \u00e9vidence l\u2019existence d\u2019un nouveau mode qui peut atteindre, sous certaines conditions sp\u00e9cifiques, des fr\u00e9quences sup\u00e9rieures \u00e0 4 GHz avec des coefficients de couplage \u00e9lectrom\u00e9caniques de 7% pour l\u2019AlN et 16% pour le LNO.<\/p>\n<h5>Abstract:<\/h5>\n<p>The concept of hybrid SAW\/BAW (HSB) resonators was introduced in 2013. It is based on a periodic arrangement of piezoelectric transducers on a substrate, combining the advantages of volume wave devices and surface wave devices. An initial study using AlN enabled two resonance modes to be optimised, achieving electromechanical coupling coefficients of 1% and 1.8% respectively at around 1 GHz and 2.4 GHz. These results were confirmed by two manufacturing cycles, demonstrating high quality factors of up to 3700 at resonance and 3300 at antiresonance for the first mode at 600 MHz, and up to 1900 at resonance and 1700 at antiresonance for the second mode at 2.8 GHz. To improve these electromechanical coupling coefficients, we evaluated the use of piezoelectric materials such as AlScN and lithium niobate (LNO). A theoretical study has been carried out, showing the possibility of achieving an electromechanical coupling coefficient of 38% at 500 MHz and 28% at 1.8 GHz for LNO. New manufacturing processes are introduced, and preliminary results are presented.
