Par les propri\u00e9t\u00e9s du mat\u00e9riau GaN, les composants associ\u00e9s offrent une capacit\u00e9 de commutation plus \u00e9lev\u00e9e. L\u2019\u00e9ventuelle arriv\u00e9e de diodes GaN sur le march\u00e9 de l\u2019\u00e9lectronique de puissance associ\u00e9e au transistor GaN, ouvre la voie \u00e0 la conception de convertisseurs enti\u00e8rement bas\u00e9s sur ce mat\u00e9riau. Cette \u00e9volution pourrait permettre de r\u00e9pondre \u00e0 la demande croissante pour des technologies plus avanc\u00e9es et plus efficaces dans ce domaine, et ainsi promouvoir une mont\u00e9e en fr\u00e9quence pour les applications \u00e0 haute puissance.<\/span><\/p>\n<p style=\"margin: 0px; text-align: justify; text-indent: 35.45pt; line-height: 24px; font-size: 12pt; font-family: 'Arial Nova Light', sans-serif;\"><span style=\"font-family: georgia, serif; color: #333333; font-size: 10pt;\">Dans le cadre de cette th\u00e8se, une collaboration avec le fabricant StMicroelectronics nous donne la possibilit\u00e9 de caract\u00e9riser et mod\u00e9liser des diodes de puissance GaN en cours de d\u00e9veloppement. La mod\u00e9lisation de ces diodes est un travail n\u00e9cessaire pour la bonne compr\u00e9hension des ph\u00e9nom\u00e8nes physiques pouvant impacter le composant. Une connaissance pr\u00e9cise du fonctionnement des composants de puissance est n\u00e9cessaire pour \u00e0 la fois d\u00e9velopper un proc\u00e9d\u00e9 de retro-engineering permettant l\u2019optimisation du process de fabrication mais \u00e9galement pour la conception optimale de convertisseurs de puissance.<\/span><\/p>\n<p style=\"margin: 0px; text-align: justify; text-indent: 35.45pt; line-height: 24px; font-size: 12pt; font-family: 'Arial Nova Light', sans-serif;\"><span style=\"font-family: georgia, serif; color: #333333; font-size: 10pt;\">L\u2019objectif de ce travail de th\u00e8se est d\u2019ainsi de proposer une m\u00e9thodologie de mod\u00e9lisation comportementale des diodes de puissance GaN en boitier en se basant exclusivement sur des m\u00e9thodes de caract\u00e9risation non-intrusives telles que la mesure en param\u00e8tres S ou les mesures courant\/tension en r\u00e9gime puls\u00e9. Les r\u00e9sultats obtenus ont permis de construire le mod\u00e8le \u00e9lectrique de la diode\u00a0et de l\u2019implanter dans un logiciel de simulation. Due to the material properties of GaN, the associated components offer higher switching capacity. The eventual arrival of GaN diodes on the power electronics market, together with the GaN transistor, opens the way to the design of power converters based entirely on this material. This development could help to meet the growing demand for more advanced and efficient technologies in this field, and thus promote a frequency increase for high power applications.<\/span><\/p>\n<p style=\"margin: 0px; text-align: justify; text-indent: 35.45pt; line-height: 24px; font-size: 12pt; font-family: 'Arial Nova Light', sans-serif;\"><span style=\"font-family: georgia, serif; color: #333333; font-size: 10pt;\">In the context of this thesis, a collaboration with the manufacturer StMicroelectronics gives us the opportunity to characterize and model package GaN power diodes under development. The modelling of these diodes is a necessary work for the good understanding of the physical phenomena that can occur in the component. An accurate knowledge of the operation of power components is necessary to develop a retro-engineering process permitting the optimization of the manufacturing process but also for the optimal design of converters.<\/span><\/p>\n<p style=\"margin: 0px; text-align: justify; text-indent: 35.45pt; line-height: 24px; font-size: 12pt; font-family: 'Arial Nova Light', sans-serif;\"><span style=\"font-family: georgia, serif; color: #333333; font-size: 10pt;\">The objective of this thesis is to propose a methodology for the behavioral modelling of the diodes based exclusively on non-intrusive characterization methods such as S-parameter measurements or pulsed current\/voltage measurements. The results obtained permitted the development of the electrical model of the diode and its implementation in a simulation software. In addition, thermal variations were considered through a thermal model and the use of a \u00ab\u00a0Double Pulse\u00a0\u00bb test bench made it possible to check the behavior of the electrothermal model.
