Ces dispositifs exploitent les transitions intersousbande dans des h\u00e9t\u00e9rostructures III-V, et couvrent la gamme de longueurs d\u2019onde allant de 10\u03bcm a\u0300 12\u03bcm. L\u2019objectif principal de mon travail a e\u0301te\u0301 celui de d\u00e9montrer des d\u00e9tecteurs avec des temps de r\u00e9ponse allant au-dela\u0300 de l\u2019\u00e9tat de l\u2019art. Pour ce faire j\u2019ai utilise\u0301 une g\u00e9om\u00e9trie s\u2019appuyant sur un r\u00e9seau 2D d\u2019antennes m\u00e9talliques de taille inferieure a\u0300 la longueur d\u2019onde, ce qui permet de r\u00e9duire consid\u00e9rablement la surface du d\u00e9tecteur par rapport aux architectures standard, sans pour autant compromettre la collection de la radiation incidente. On atteint ainsi des capacit\u00e9s parasites extr\u00eamement faibles, qui am\u00e8nent a\u0300 des temps de r\u00e9ponse de l\u2019ordre de la ps. Grace a\u0300 cela j\u2019ai pu d\u00e9montrer des bandes passantes (limit\u00e9es par la vitesse de l\u2019\u00e9lectronique d\u2019acquisition) qui vont au-del a\u0300 de 70GHz a\u0300 temp\u00e9rature ambiante.<\/p>\n<h5>Abstract:<\/h5>\n<p>This Thesis is devoted to the design, fabrication and experimental characterization of ultra-fast, semiconductor-based photodetectors. These detectors exploit intersubband transitions in III-V heterostructures, and operate in the mid-infrared spectral region, from 10\u03bcm to 12\u03bcm wavelength. The main objective of my work has been to demonstrate detectors with response times beyond the state-of-the-art of present technology. To this end I exploited a device geometry based on a 2D-array of electrically connected metallic antennas of sub-wavelength dimensions. This architecture allows to considerably reduce the detector physical area compared to standard designs, without compromising the collection of the incident radiation. This results into extremely low parasitic capacitances, leading to response times on the ps timescale.
