On trouve notamment des applications dans le milieu m\u00e9dical, s\u00e9curit\u00e9 ou encore\u00a0t\u00e9l\u00e9com qui tirent parti de\u00a0la r\u00e9solution spatiale accrue ou de la largeur de bande fr\u00e9quentielle dans cette gamme de fr\u00e9quences.<br \/>\nHistoriquement, les circuits pour les applications dans cette bande de fr\u00e9quence ont \u00e9t\u00e9 con\u00e7us \u00e0 base des technologies III-V, car les technologies bas\u00e9es sur le silicium n\u2019\u00e9taient pas capables de r\u00e9pondre en terme de facteur de bruit et puissance. Gr\u00e2ce aux efforts europ\u00e9ens men\u00e9s dans cette fili\u00e8re BiCMOS SiGe, cette technologie est aujourd\u2019hui capable de r\u00e9pondre aux besoins dans la bande millim\u00e9trique.<br \/>\nCe travail [1] a \u00e9t\u00e9 men\u00e9e au sein des \u00e9quipes Puissance et THz de l\u2019IEMN, dans le cadre du projet TARANTO qui regroupait plus de 30 partenaires europ\u00e9ens de 6 pays diff\u00e9rents. Il est soulign\u00e9 que des performances bien meilleures ont \u00e9t\u00e9 mesur\u00e9es en terme de fr\u00e9quences de coupures dans des technologies SiGe qui n\u2019int\u00e8grent pas des transistors \u00e0 effet de champ (CMOS) via le partenaire IHP (Leibniz Institute for High Performance Microelectronics). L\u2019IEMN a \u00e9t\u00e9 fortement pr\u00e9sent dans la phase de caract\u00e9risation de ces transistors par le biais des mesures de puissance et bruit, qui ont \u00e9t\u00e9 am\u00e9lior\u00e9es gr\u00e2ce \u00e0 la conception de g\u00e9n\u00e9rateurs de bruit et tuners d\u2019imp\u00e9dance int\u00e9gr\u00e9es aux composants \u00e0 mesurer. Ce m\u00e9langeur a comme particularit\u00e9 sa basse puissance consomm\u00e9e, qui s\u2019\u00e9l\u00e8ve \u00e0 21.8 mW. Le second, un quadrupler de fr\u00e9quence actif.
