Lille (Directeur de th\u00e8se)<\/li>\n<\/ul>\n<h5>Summary:<\/h5>\n<p>Les avanc\u00e9es des technologies III-V permettent aujourd\u2019hui de concevoir des composants \u00e9lectroniques fonctionnant en gammes millim\u00e9trique et submillim\u00e9trique (fr\u00e9quences Terahertz) pour r\u00e9pondre aux besoins \u00e9mergents du march\u00e9 des t\u00e9l\u00e9communications et de l\u2019\u00e9lectronique \u00e0 destination de diff\u00e9rents secteurs industriels. L\u2019\u00e9lectronique THz trouve des d\u00e9bouch\u00e9es importantes dans les applications d\u2019imagerie, entre autres pour la s\u00e9curit\u00e9 et les communications sans fils ultra haut d\u00e9bit (5G plus).<\/p>\n<p>La technologie des transistors HEMT InP a connu ces derni\u00e8res ann\u00e9es un progr\u00e8s remarquable dans la r\u00e9alisation des circuits int\u00e9gr\u00e9s \u00e0 tr\u00e8s hautes fr\u00e9quences (fr\u00e9quence de fonctionnement \u00e0 1 THz) et de faible bruit. Peu d\u2019acteurs mondiaux de la micro\u00e9lectronique (aucun en France) ont \u00e9tabli des performances atteignant ces fr\u00e9quences THz. Nous proposons de d\u00e9velopper une technologie r\u00e9pondant \u00e0 cette demande.<\/p>\n<p>Dans ces travaux de th\u00e8se, nous proposons de d\u00e9velopper des HEMT InAlAs \/InGaAs\/InAs sur substrat d\u2019InP de fr\u00e9quence de coupure THz pour amplification faible bruit dans les syst\u00e8mes de r\u00e9ception-d\u00e9tection THz. Nous avons pour cela optimis\u00e9 la structure semiconductrice utilis\u00e9e afin d\u2019obtenir un meilleur compromis mobilit\u00e9\/charges \u00e9lectroniques. Nous avons \u00e9galement apport\u00e9 des modifications g\u00e9om\u00e9triques (longueur de grille, taille du recess et espacements des \u00e9lectrodes du transistor) qui ont permis d\u2019augmenter consid\u00e9rablement les fr\u00e9quences de fonctionnement du transistor.
