l\u2019IEMN, en cotutelle avec l\u2019Universit\u00e9 de Sherbrooke (Laboratoire LN2). Ma th\u00e8se porte sur la \u00ab Technologie \u00e0 base de transistor HEMT-GaN pour des circuits MMIC op\u00e9rant en bande E \u00bb.<\/p>\n<p>Les transistors HEMT \u00e0 base de GaN ont permis d\u2019atteindre des performances \u00e9lev\u00e9es gr\u00e2ce aux propri\u00e9t\u00e9s physiques, \u00e9lectriques tr\u00e8s int\u00e9ressantes du GaN d\u00e9passant largement celles du Si. \u00a0Cette technologie en promet davantage avec la recherche qui repousse les limites avec une optimisation continuelle du process et donc une am\u00e9lioration continuelle des performances de ces composants. Ces derniers sont souvent utilis\u00e9s comme composants de base pour fabriquer des amplificateurs de puissances qui sont essentiels dans la chaine de transmission\/r\u00e9ception des syst\u00e8mes de communications.<br \/>\nLa premi\u00e8re \u00e9tape du travail consiste \u00e0 fabriquer des composants HEMT-GaN \u00e0 barri\u00e8re ultra-courte suivi d\u2019une validation via des comparaisons mod\u00e8le\/mesures. Ensuite, une am\u00e9lioration du process et des performances des composants pourra \u00eatre faite. L\u2019objectif est de d\u00e9velopper des dispositifs RF de haute performance, fonctionnant dans la gamme 1-10 GHz, sur une croissance MBE de ScAlN\/GaN. Le d\u00e9monstrateur vis\u00e9 est un dispositif d\u2019accord de fr\u00e9quences command\u00e9 en tension. Celui-ci est bas\u00e9 sur la co-int\u00e9gration de dispositifs \u00e0 ondes acoustiques de surface (SAW \u2013 Surface Acoustic Wave) et de transistors \u00e0 haute mobilit\u00e9 \u00e9lectronique (HEMT \u2013 High Electron Mobility Transistor), la modulation de la tension de grille du transistor \u00e9tant \u00e0 l\u2019origine de l\u2019accordabilit\u00e9 en fr\u00e9quence des ondes transmises. The subject of my thesis is\u00a0<strong>\"Method for designing high-frequency converters using electrothermal models of GaN components\".<\/strong><\/p>\n<p>The emergence of components based on GaN technology is enabling energy conversion systems to be made more efficient. The result is a reduction in volume and weight, as well as an improvement in the energy performance of power converters, all of which are major constraints for embedded systems. These new devices will be used for power applications in the millimetre-wave range.<\/p>\n<p>Le ScAlN est actuellement consid\u00e9r\u00e9 comme le mat\u00e9riau barri\u00e8re le plus prometteur pour la prochaine g\u00e9n\u00e9ration de transistors RF HEMT, rempla\u00e7ant ainsi les mat\u00e9riaux de barri\u00e8re usuels tels que l\u2019AlGaN ou l\u2019AlN en raison de sa forte densit\u00e9 de charge et de la grande mobilit\u00e9 de ses porteurs. La microfabrication des transistors ScAlN\/GaN \u00e0 l\u2019IEMN a montr\u00e9 des r\u00e9sultats \u00e9lectriques tr\u00e8s encourageants pour les contacts ohmiques alli\u00e9s (Ti\/Al\/Ni\/Au), se traduisant par une faible r\u00e9sistance carr\u00e9e, une mobilit\u00e9 \u00e9lev\u00e9e et une densit\u00e9 de charge importante, ainsi qu\u2019une bonne commande de la grille. De plus, une \u00e9tude sur la passivation par SiN et SiN\/SiO<sub>2<\/sub>\u00a0by PECVD demonstrated a significant improvement in the current densities obtained. The subject of my thesis is\u00a0<strong>\"Design and characterisation of GaN-based transistors for high-frequency and high-power applications.<\/strong><\/p>\n<p>Le d\u00e9veloppement des nouvelles technologies de transistors \u00e0 haute mobilit\u00e9 \u00e9lectronique (HEMTs \u2013 High Mobility Transistors) \u00e0 base de GaN a d\u00e9montr\u00e9 des performances importantes en termes de puissance de sortie, de rendement et de lin\u00e9arit\u00e9 \u00e0 haute fr\u00e9quence, faisant de lui le meilleur candidat pour la prochaine g\u00e9n\u00e9ration d\u2019applications en t\u00e9l\u00e9communications, radar et spatiales. La m\u00e9thode de caract\u00e9risation des composants \u00e9volue en parall\u00e8le de leur d\u00e9veloppement technologique. Ainsi, la premi\u00e8re \u00e9tape consiste \u00e0 d\u00e9velopper des m\u00e9thodes innovantes et de nouveaux bancs de mesure pour extraire les performances des composants GaN et caract\u00e9riser leurs effets parasites, notamment les effets thermiques et de pi\u00e8ges. La seconde \u00e9tape repose sur la mod\u00e9lisation de ces composants de puissance en bande W, en tenant compte des probl\u00e9matiques sp\u00e9cifiques rencontr\u00e9es \u00e0 ces fr\u00e9quences. Une attention particuli\u00e8re est port\u00e9e sur les conditions dans lesquelles les passivations sont r\u00e9alis\u00e9es. L\u2019\u00e9tude de la passivation ne se r\u00e9duit donc pas \u00e0 un simple d\u00e9p\u00f4t de couche mince de nitrure dans le but d\u2019isoler les dispositifs et de les prot\u00e9ger de l\u2019environnement ext\u00e9rieur (humidit\u00e9, oxyg\u00e8ne, impuret\u00e9s, \u2026). L\u2019\u00e9tape de passivation ainsi que la pr\u00e9paration des surfaces et les conditions du proc\u00e9d\u00e9 peuvent affecter significativement les performances des dispositifs et leur fiabilit\u00e9.
